چکیده

Deep-level transient Fourier spectroscopy (DLTFS) technique is used to investigate the thermal-annealing behaviour of at least five deep levels in two samples of Ga0.987In0.013N0.0043As0.9957, one medium doped with Si (2× 1016 cm−3) and the second one heavily doped with Si (1× 1018 cm−3) grown by molecular beam epitaxy (MBE). The thermal-annealing study was done at 650, 700, 750 and 800 ◦C for 5 min. One main electron trap with activation energy of 0.97 eV, a capture cross section of 5.5× 10−11 cm2 and a density of 3.2× 1014 cm−3 is detected for the medium-doped as-grown sample. For the heavily doped sample one main electron trap with activation energy of 0.35 eV, a capture cross section of 7.1× 10−14 cm2 and a density of 2.2× 1015 cm−3 is detected. For the heavily doped sample, this electron trap only decreases its density as the annealing temperature increases. No more deep centres appear with annealing. For the medium-doped sample, the main electron trap decreases its density as the annealing temperature increases, but unlike the heavily doped sample, four more deep centres appear, depending on the annealing temperature. Their annealing temperature dependence and possible origin of the electron traps are reported for the first time. © 2006 Elsevier B.V. All rights reserved.

Improved Optoelectronic Properties of Rapid Thermally Annealed Dilute Nitride GaInNAs Photodetectors

We investigate the optical and electrical characteristics of GaInNAs/GaAs long-wavelength photodiodes grown under varying conditions by molecular beam epitaxy and subjected to postgrowth rapid thermal annealing (RTA) at a series of temperatures. It is found that the device performance of the nonoptimally grown GaInNAs p–i–n structures, with nominal compositions of 10% In and 3.8% N, can be impr...

Deep levels in GaInAs grown by molecular beam epitaxy and their concentration reduction with annealing treatment

X-ray diffraction (XRD), current–voltage (IV), capacitance–voltage (CV), deep-level transient Fourier spectroscopy (DLTFS) and isothermal transient spectroscopy (ITS) techniques are used to investigate the thermal annealing behaviour of three deep levels in Ga0.986In0.014As heavily doped with Si (6.8× 1017 cm−3) grown by molecular beam epitaxy (MBE). The thermal annealing was performed at 625 ◦...

Long wavelength bulk GaInNAs p− i−n photodiodes lattice matched to GaAs

We report bulk GaInNAs p− i−n photodiodes lattice-matched to GaAs substrates, grown by solid source molecular beam epitaxy with photoresponses out to 1.3 m. The as-grown samples were characterized optically, structurally, and electrically. A low background doping concentration in the range of 1014–1015 cm−3 was obtained in the samples. One of the samples with a 0.5 m thick GaInNAs absorbing lay...

Self-assembled GaInNAs/GaAsN quantum dot lasers: solid source molecular beam epitaxy growth and high-temperature operation

Self-assembled GaInNAs quantum dots (QDs) were grown on GaAs (001) substrate using solidsource molecular-beam epitaxy (SSMBE) equipped with a radio-frequency nitrogen plasma source. The GaInNAs QD growth characteristics were extensively investigated using atomic-force microscopy (AFM), photoluminescence (PL), and transmission electron microscopy (TEM) measurements. Self-assembled GaInNAs/GaAsN ...

GaInNAsSb for 1.3–1.6- m-Long Wavelength Lasers Grown by Molecular Beam Epitaxy

High-efficiency optical emission past 1.3 m of GaInNAs on GaAs, with an ultimate goal of a high-power 1.55m vertical-cavity surface-emitting laser (VCSEL), has proven to be elusive. While GaInNAs could theoretically be grown lattice-matched to GaAs with a very small bandgap [1], wavelengths are actually limited by the N solubility limit and the high In strain limit. By adding Sb to the GaInNAs ...
